Introducing the BH11 Metal Hub Blade Series with Improved Usability
DISCO Corporation (Head Office: Ota-ku, Tokyo; President: Kazuma Sekiya) has newly developed the BH11 metal hub blade series. This product will be exhibited at SEMICON Japan 2010 to be held in December.
Development Background and Advantages
The BH11 series consists of metal blades having an aluminum hub so that metal blades*1, which are known to be effective for dicing hard and brittle materials, such as ceramics, and semiconductor packages, can be used as hub-type blades*2.
Addition of the hub makes holding the blade easier. This feature reduces a risk that blade will be damaged and improves work efficiency at the time of blade replacement.

Product Details
Normally, when different types of material, such as silicon wafers and semiconductor packages, are processed on one dicing saw, it is necessary to switch the blade for each material. On the other hand, since this blade already has a hub, replacing the mount or switching between the hub blade and the hubless blade*3 with flange is not required. This feature can reduce equipment downtime and improve work efficiency.
